Product Overview

The MRF136 is N‑channel enhancement‑mode RF power MOSFET from Motorola / MACOM. It delivers 15W CW output power with 16 dB typical gain at 150 MHz under 28 V supply, broadband operating range 2 MHz‑400 MHz. This hermetic flange‑mount transistor features good thermal stability and high VSWR tolerance, widely used for Class A/AB/C RF amplifiers, VHF land‑mobile, marine and HF communication transmitters. Note: 150 MHz is guaranteed test frequency, max working frequency up to 400 MHz.

Core Advantages

Broadband High Gain Performance

2 MHz‑400 MHz wide frequency coverage, typical power gain 16 dB@150 MHz, simplifies multi‑octave amplifier design.

Excellent Thermal Reliability

Negative temperature coefficient prevents thermal runaway, junction‑to‑case thermal resistance 3.2℃/W for stable continuous‑wave operation.

High VSWR Withstand Capability

100% tested for 30:1 VSWR full‑phase mismatch, resistant to real‑world antenna mismatch in field radio equipment.

Low Distortion & High Efficiency

Optimized MOSFET structure for low intermodulation distortion; typical drain efficiency reaches 60%@150 MHz for SSB / AM transmit systems.

Frequently Asked Questions

Q1: What is the operating frequency and power rating of the MRF136?

A: Operating frequency 2‑400 MHz. 150 MHz is the guaranteed test frequency. It outputs 15 W CW with typical 16 dB gain at 28 V supply.

Q2: What supply voltage is required for the MRF136 RF MOSFET?

A: Nominal drain voltage 28 V DC, max VDS 65 V. Gate‑source voltage must not exceed ±40 V.

Q3: What package style is used for the MRF136 transistor?

A: Hermetic flange package Case 211‑07 Style 2, chassis‑mount for good thermal performance. Not compatible with Case 211‑11 footprint.

Q4: What is the difference between MRF136 and MRF136Y?

A: MRF136Y is higher‑power variant. MRF136:15W,2.5A,55W Pd; MRF136Y:30W,5A,100W Pd. Same voltage/frequency range, different package/pinout, no direct pin‑to‑pin replacement.

Q5: Are there cross‑reference or alternative replacement parts for MRF136?

A: No true pin‑to‑pin drop‑in replacement. MRF136Y can be considered for circuit redesign. Re‑tune matching networks when changing devices.

Q6: Does MRF136 need ESD protection during handling?

A: Yes, MOSFET gate is ESD‑sensitive. Use grounded wrist strap and anti‑static trays during assembly.

Q7: How can I request official datasheets or bulk quotes for MRF136?

A: Request datasheets, footprint info, stock check and volume pricing through our Quick Inquiry form.
