Product Overview

The MRF317 is an NPN silicon epitaxial planar RF power transistor from MACOM (formerly Motorola Semiconductor). Operating at 28V DC within the 30–200 MHz VHF band, it provides minimum 100W RF output power at 150MHz. Built-in matching network supports wideband large-signal amplifier designs. Featuring 30:1 VSWR mismatch tolerance and all-metal construction for high reliability, this isolated flange packaged transistor is widely used for FM broadcast, marine radio and industrial RF amplification.

Core Advantages

Minimum 100W RF Output Power

Provides ≥100W continuous RF output at 28V / 150MHz, ideal for VHF high-power transmitter and amplifier stages.

Superior Load Mismatch Resistance

Withstands 30:1 full-phase VSWR stress, enhancing system stability under antenna mismatch conditions.

Isolated Flange Ceramic Package

CASE 316-01 isolated flange design removes the need for insulation gaskets, simplifying assembly and thermal dissipation.

Integrated Input Matching

Built-in matching circuit cuts peripheral components and shortens debugging time for wideband VHF amplifiers.

Frequently Asked Questions

Q1: What is the operating voltage for the MRF317 RF transistor?

A: MRF317 operates at a nominal 28V DC for VHF transmitters, with maximum collector-emitter voltage VCEO =35V.

Q2: What frequency range can MRF317 cover?

A: It works over 30MHz ~ 200MHz VHF band. 150MHz is the official test point for guaranteed performance.

Q3: Can MRF317 operate under antenna mismatch conditions?

A: Yes. It is fully tested under 30:1 full-phase VSWR, offering strong resistance to unstable antenna loads.

Q4: What alternative parts are compatible with MRF317?

A: Recommended similar models: MRF316, MRF318. Note: Package and gain differ, circuit matching adjustment is required for direct replacement.

Q5: Is MRF317 a 2.7~2.9GHz / 250W RF transistor?

A: No. This is widespread incorrect information online. MRF317 is a 30–200MHz VHF 100W device. Do not mix it up with other high-frequency MACOM transistors.

Q6: Do I need insulating gaskets when installing MRF317?

A: No. CASE 316-01 features an isolated flange. The base is insulated from the collector, so you can mount it directly onto the heatsink.

Q7: Does MRF317 support pulsed operation besides CW continuous mode?

A: Yes. It supports both CW and pulsed amplifier applications. Power derating is needed for high duty-cycle long-term operation.
