MRF151 is an N-channel enhancement-mode RF power MOSFET originally designed by Motorola and currently produced by MACOM. Optimized for broadband VHF commercial and military RF amplifier applications up to 175MHz, this device delivers 150W rated output power under 50V supply voltage with high gain and excellent power efficiency. It features nitride passivated die, low thermal resistance and robust construction, widely adopted for FM broadcast transmitters, VHF radio equipment and solid-state RF power amplifier modules.
